承担科研项目情况:

高导热、高可靠性陶瓷基板活性金属钎焊覆铜产业化技术

  面向第三代半导体功率器件用高性能封装基板领域,研究出大面积、高可靠性的氮化硅和氮化铝活性金属钎焊(AMB)覆铜技术,实现了年产大于1万片的中试生产能力。-55℃/150℃冷热疲劳寿命,氮化硅AMB覆铜板大于5000次,氮化铝AMB覆铜板大于500次,达到国际先进水平。

聚变领域的材料连接技术与器件研发

面向全超导托卡马克核聚变实验装置(EAST)以及国家重大科技基础设施聚变堆主机关键系统综合研究设施(CRAFT),研究解决了以离子源加速电极为代表的关键部件研制任务,为EAST、CRAFT重大科学装置(系统)平稳运行提供有力技术支撑。此方面工作被评为2021年沈阳材料科学国家研究中心代表性工作之一。
