1)超灵敏双异质结光电晶体管

由于二维材料较弱的光吸收特性,提高光增益是发展二维材料光电探测器的关键问题之一,然而已有的器件往往仅使用一个光栅,获得的光增益有限。通过使用MoS2作为沟道材料、正交相氧化钼(α-MoO3-x)为电极材料,构筑了具有α-MoO3-x/MoS2/α-MoO3-x结构的光电晶体管,通过双异质结光栅间的正反馈效应,实现了二维材料光电探测器中最高的探测度 (Feng,S. et al. Nature Communications,2021,12(4094):1-8)。该晶体管在源和漏端具有双异质结,在光照条件下,电子-空穴对在源端耗尽区生成,随后在内建电场驱动下分离,载流子的浓度变化导致了源端电子势垒的降低,实现了电子注入和光增益;注入的电子又可降低漏端电子势垒,增大光电流;而这又进一步增强源极内建电场,从而实现了双异质结间的正反馈效应。该工作提出了一种具有普适性意义的提高光电探测器增益的新方法,为未来构建超灵敏光电探测器开辟了新思路,并入选了Nature Communications期刊器件类亮点论文。

2)具有新信号行为的光控二极管

已报道的光电探测器如光电二极管、光电晶体管等在光照下仅能从整流态或全关态转变为全开态,而无法从全关态转变为整流态,这严重限制了光电系统的性能和功能。例如,光电探测器阵列必须为每个像素单元配备一个选通器件,极大增加了系统的面积和功耗。通过构筑具有n-MoS2/n-MoS2沟道和h-BN光栅结构的光控二极管,实现了可由全关态向整流态转换的新信号行为,并实现了首个无需选通器件的光电存储阵列(Feng,S. et al,National Science Review,2022,9(nwac088):1-8)。该工作实现了具有全关态-整流态转换功能的新型光电探测器,为高集成度、低功耗和智能化的光电系统提供了一种基本器件。
